The β-Ga2O3, with a melting point of 1740C, is the most stable crystalline modification. The oxide ions are in a distorted cubic closest packing arrangement, and the gallium (III) ions are in distorted tetrahedral and octahedral sites, with Ga-O bond distances of 1.83 and 2.00 &a mp; Aring; respectively. These distortions are in fact the reasons for the great level of stability of β-Ga2O3.[10]
The crystal structure of βGa2O3 has been determined from singlecrystal threedimensional xray diffraction data. The monoclinic crystal has cell dimensions a=12.23±0.02, b=3.04±0.01, c=5.80±0. 01 A and β=103.7±0.3°
